dc.description.abstract | We present double-metal microdisk and microring terahertz (THz) quantum-cascade lasers (QCls) with diameters reduced down to less than the free-air emission wavelength which exhibit a threshold current density of 380 A/cm2. Continuos-wave mode operation was observed up to a heat-sink temperature of 79 K. Measurement results are in accordance with results obtained from 3D Finite-Differente Time-Domain (FDTD) simulations. | eng |
